I would like to ask if anyone knows how to create an accurate model of a GaN RF transistor in ADS using information provided by the datasheet.

Is it possible to obtain large signal information for a transistor? Most datasheets have no information for large signal analysis.

  • \$\begingroup\$ No, I'm referring to the spice model that is normally supplied by the device supplier. Not every supplier provides spice models of course but most do. \$\endgroup\$ – Andy aka Sep 11 at 11:56
  • \$\begingroup\$ I am buying my devices in mouser. I dont think they provide a spice model. Where should i look for GaN Transistors that come with a model? Thanks for helping \$\endgroup\$ – Occlet Sep 11 at 12:18
